Microwave Characterization of High-Speed pin Photodiodes

Abstract
Optical responsivity and electrical reflection of an ultra high-speed pin photodiode (PD) are measured in 20 GHz frequency range. The effect of PD bias voltage variation was investigated at different incident optical power levels. Based on the measurements an equivalent circuit is developed by optimization. The effect of the bonding wires connecting the diode to the embedding circuit was also investigated.- Title
